Es wurde experimentell gefunden, dass Bismut, welches in Silizium als Donator eingebracht wird, äußerst lange Spin-Gitter-Relaxationszeiten im Bereich von Millisekunden aufweist. Im Zuge dieser Diplomarbeit wird Bismut-gedoptes Silizium und dessen Oberfläche mithilfe der Dichtefunktionaltheorie untersucht. Es wird der Bulk von Bismut dotiertem Silizium simuliert und ermittelt, ob Bismut in Silizium substitutionelle Stellen oder Zwischenstellen einnimmt, ob es zur Clusterbildung neigt, wie die Zustandsdichte der Elektronen und die Phonondispersion gestaltet sind und wie groß die Spin-Gitter-Relaxationszeit ist, welche sich durch Wechselwirkung des Spins mit den Phononen ergibt. Anschließend wird analysiert, wie eine Siliziumoberfläche an Luft chemisch beschaffen sein könnte, wobei in der Literatur gefundene Absättigungen der dangling-bonds nachgerechnet werden. Es werden sowohl (100)- als auch (111)-orientierte Oberflächen untersucht. Abschließend wird erforscht, wo sich Bismutatome in einem dünnen Slab von Silizium an Luft einlagern und welch lange Spin-Gitter-Relaxationszeit diese dort aufweisen. Die für diese Arbeit notwendigen Simulationen werden mit dem Vienna Ab initio Simulation Package (VASP) am Vienna Scientific Cluster (VSC) ausgeführt.

Electron-Spin-Resonance experiments have shown that the electrons of Bismuth doped Silicon exhibit spin-lattice-relaxation times up to milliseconds. The aim of this thesis is to investigate the properties of the bulk and the surface of Bismuth-doped silicon with density functional theory to simulate the order of magnitude of the spin-lattice-relaxation time. First the bulk properties of this material will be analysed: It will be determined whether Bismuth is on substitutional or interstitial sites, if it tends to build clusters in Silicon, what the density of states and the phonon dispersion will look like and how long the spin-lattice-relaxation times due to spin-phonon interaction will be. Subsequently the surface of a Silicon slab in air will be simulated to find out how the saturation of the dangling bonds takes place. This will be done for (100)- and (111)-oriented surfaces by simulating the suggested saturations found in literature. After the analysis of the chemical constitution of a Silicon surface in air, the Silicon slab will be doped with Bismuth to investigate the most probable Bismuth positions and determine the spin-lattice-relaxation time. The simulations will be performed on the Vienna Scientific Cluster (VSC) using the Vienna Ab initio Simulation Package (VASP).
