Mit dem Anstieg der Luminosität in Teilchenbeschleunigern wie dem Large Hadron Collider am CERN, werden neue Detektormaterialien benötigt, die den Strahlungsanstieg um den Kollisionspunkt bewältigen können. Diese Dissertation beschäftigt sich vor allem mit Materialeigenschaften verschiedener Siliziumtypen, die in Form von einfachen Dioden getestet wurden, die 24 GeV/c Protonen, Reaktorneutronen und 200 MeV Pionen bestrahlt wurden. Um sie zu charakterisieren und zu vergleichen wurden die Kapazität und der Leckstrom in Abhängigkeit von der Spannung (CV und IV) und die gesammelte Ladung (CCE) gemessen und Transient Current Technique (TCT) Messungen durchgeführt. Die CERN RD48 (ROSE) Kollaboration hatten gezeigt, dass die Erhöhung des Sauerstoffgehalts in Silizium zu eine verbessert Strahlungshärte in Bezug auf die effektive Raumladung führen. In dieser Studie wurde sauerstoffreiches Magnetic Czochralski Silizium (MCz) mit dem standardmäßig verwendeten Float Zone Silizium (FZ) verglichen, um den Einfluss hoher Sauerstoffkonzentrationen auf für die Funktion wichtige makroskopische Detektorparameter, wie effektive Raumladung und gesammelte Ladung, ebenso zu untersuchen, wie die Entwicklung des elektrischen Feldes im Detektor. Änderungen im Detektoraufbau als Methode zur Verbesserung der Strahlenhärte wurden im Fall von epitaxial Silizium (EPI) angewandt. Die aktive Schichte ist hier dünner als die 300 µm, die standardmäßig für FZ und MCz verwendet werden, wodurch der Leckstrom, die Verarmungsspannung und das Trapping reduziert werden. In dieser Arbeit wurden die Eigenschaften von 150 µm EPI mit denen von FZ und MCz verglichen. Zusätzlich wurde in einer kleinen Messreihe die Validität der mit der CV Methode gemessenen Werte für die effektive Raumladung untersucht. Erste Ergebnisse zeigen hier Probleme bei hoch bestrahlten Detektoren.

With the increase of luminosity in particle colliders like the Large Hadron Collider at CERN, new detector materials that can withstand the increase in radiation around the collision point are needed. This thesis project is mainly concerned with material properties of different silicon types that are tested in the form of simple pad detectors irradiated with 24 GeV/c protons, reactor neutrons and 200 MeV pions. To characterize and compare them Capacitance-Voltage (CV), Current-Voltage (IV), Transient Current Technique (TCT) and Charge Collection Efficiency (CCE) measurements are performed. It has been shown by the CERN RD48 (ROSE) collaboration that the introduction of oxygen into the silicon bulk greatly improves the radiation hardness of the material when it comes to the development of the effective space charge. In this study oxygen rich Magnetic Czochralski silicon (MCz) is compared to standard Float Zone silicon (FZ) to show the influence of high oxygen concentrations on macroscopic detector parameters important for read-out, like effective space charge and collected charge, as well as on the electricfield in the device. Device engineering as a different method to increase the radiation hardness is employed in the case of epitaxial silicon (EPI). The active epitaxial layer is thinner than the 300 µm standard used for FZ and MCz, which reduces the leakage current, depletion voltage and trapping. In this study the properties of 150 µm EPI are compared to those of FZ and MCz. In addition a small study was performed to test the validity of values for the effective space charge obtained by the CV method. First results show problems with this method in highly irradiated devices.
