Neben der bereits seit laengerem bekannten Erzeugung von synthetischem Diamant durch die Anwendung von hohen Temperaturen und Druecken, ist die Abscheidung an Substraten aus einer aktivierten Gasphase eine relativ neue, technisch und oekonomisch sehr interessante Form der Diamantherstellung. Ein tiefes Verstaendnis der Reaktionskinetik in der Gasphase und der komplexen Prozesse an der Substratoberflaeche ist dazu erforderlich. Ziel dieser Arbeit ist es, die Reaktionskinetik der Gasphase besser zu verstehen. Auf der einen Seite wird die zeitliche Entwicklung von stabilen Spezies in einem beheizbaren Rohrreaktor mit einer Hochfrequenz-Anregung des Gases untersucht. Auf der anderen Seite werden die Ergebnisse mit theoretischen Modellrechnungen, die durch Simulationen mit dem Programmpaket CHEMKIN erhalten wurden, verglichen und daraus interessante Ergebnisse abgeleitet. Als Prozessgase kommen Mischungen aus Wasserstoff mit geringen Beimengungen von verschiedenen Kohlenwasserstoffen, Chlorkohlenwasserstoffen und Kohlendioxid zum Einsatz. Mit Hilfe eines speziell entwickelten Gasextraktions- und Massenspektrometersystems werden die experimentellen Untersuchungen am Rohrreaktor durchgefuehrt. Eine mit Helium gespuelte Sonde extrahiert Prozessgas aus der aktiven Plasmazone und fuehrt es einem Quadrupol-Massenspektrometer zu. Durch konstruktive Trennung von Analyse- und Ionisationsraum des Massenspektrometers wird das Zeitverhalten des Messsystems entscheidend verbessert. Das zeitliche Aufloesungsvermoegen des gesamten Messsystems "Sonde mit Massenspektrometer", welches durch theoretische Ueberlegungen gerechnet und durch Experimente bestaetigt werden kann, betraegt 2,6ms. Fuer den Vergleich der Ergebnisse aus den Simulationen mit CHEMKIN und den experimentellen Untersuchungen am Rohrreaktor werden die Modellrechnungen mit einer das Messsystem beschreibenden Instrumentenfunktion gefaltet. Fuer die Modellierungen der Reaktionskinetik in der Gasphase wird ein neu entwickelter Reaktionsmechanismus bestehend aus 158 Elementarreaktionen mit insgesamt 40 Spezies im C-H-Cl-System eingesetzt. Simulationen im C-H-System werden ebenfalls mit diesem Mechanismus durchgefuehrt. Der Einfluss des Plasmas wird durch eine unidirektionale Reaktion H_2-=2H beschrieben. Ergebnisse, die die zeitliche Entwicklung verschiedener stabiler Spezies bzw. Radikale und den Quasi-Gleichgewichtszustand des Plasmas wiedergeben, werden ausfuehrlich beschrieben und diskutiert.

In addition to the well known production of synthetic diamond using high temperature and high pressure, the deposition on substrates with the assistance of an activated gas-phase is a relative new and attractive technique for manufacturing of diamond. A deep knowledge of the gas-phase kinetics and of the complex processes at the surfaces is absolutely essential. The aim of this work is a better understanding of the chemical gas-phase reactions. On the one hand time resolved measurements of stable species in a heated tube-reactor using radio frequency for activation of the gas are investigated. On the other hand the experiments are compared with results of theoretical modelling with the CHEMKIN software package. Gas mixtures of hydrogen with small admixtures of different kinds of hydrocarbons, chlorinated hydrocarbons and carbondioxide are used as feed stock gases. The experiments on the tube-reactor are performed with a specially developed gas extraction and mass spectrometer system. Small amounts of gas are extracted from the active plasma zone and are transported to the quadrupole mass spectrometer by a helium flushed probe system. In order to achieve a better time resolution the chamber of the mass spectrometer is separated into an ionisation and a mass analysis chamber by a special construction. The characteristic time constant of about 2,6ms can be calculated theoretically and is also verified by experiments. The results of modelling are convoluted with a function describing the measurement system to compare them with the results of the investigations on the reactor. The simulations with CHEMKIN are performed on the basis of a new mechanism consisting of 158 elementary reactions and totally 40 species in the C-H-Cl-system. Modelling in the C-H-system are performed with the same mechanism. The influence of the plasma is described by an unidirectional reaction H_2-=2H. Results, which are describing the temporal development of species and the quasi-steady-state of the plasma, are discussed in detail.
