BaTiO3 Nanopartikel wurden mittels Hydrothermal- und Solvothermische-Synthese hergestellt. Die Pulver wurden auf ihre Perovskitstruktur, Größe und Morphologie untersucht. Mit Hydrothermalsynthese und Solvothermen-Synthese wurden durch Variation der Syntheseparameter wie Temperatur, Reaktionszeit und Größe des TiO2-Prekursors unterschiedliche BaTiO3 Pulver hergestellt. Aus den Pulvern wurden dünne dielektrische Keramik-Polymer Filme für organische Feldeffekttransistoren hergestellt. Das BaTiO3 dient dabei als dielektrischer high-k Füllstoff in Polymethylmethacrylat (PMMA).<br />Bei 20 Vol.% BaTiO3 in PMMA und 3.25 Gew.% PMMA in THF wurden eine Dielektri-zitätskonstante von 9 und eine Kapazität von 32 nF/cm2 bei 10 kHz gemessen. Die Oberflächen-rauhigkeit dieser Schichten beträgt 50 bis 70 nm. Ein Anstieg der Dielektrizitäts¬konstante wurde auch beobachtet wenn tetragonals BaTiO3 (~ 120 nm) anstelle von kubischem BaTiO3 (~ 60 nm) verwendet wird. Der dielektrische Verlust beträgt 0.04 bei 10 kHz.<br />

BaTiO3 nanoparticles are synthesised via hydrothermal and solvothermal route. The powders are characterised for their perovskite structure, size and morphology. Using the hydrothermal route and solvothermal synthesis changing the synthesis parameters like temperature, time, and particle size of titania precursor insight into BaTiO3 formation mechanism is possible. Using these powders thin dielectric films are fabricated by a ceramic polymer nanocomposite method. Barium titanate particles are used as high-k dielectric nanofillers in Polymethyl methacrylate (PMMA) for organic field effect transistors.<br />At 20 % volume fraction of BaTiO3 in PMMA and 3.25 % weight of PMMA in THF showed a dielectric constant of 9 and capacitance density of 32 nF/cm2 at 10 kHz. The surface roughness of such layers remains around 50 to 70 nm. An increase in dielectric constant is observed for thick and thin films at lower filler loadings when tetragonal BaTiO3 (~ 120 nm) is used instead of cubic BaTiO3 (~ 60 nm). The dielectric loss for the layers remains as low as 0.04 at 10 kHz
