Polyimide finden aufgrund ihrer hohen chemischen und physikalischen Beständigkeit breite Anwendung. In der Mikroelektronik dienen sie in Form μm-dicker Schichten als Isolatoren, wobei die Aufnahme von Wasser als ein wesentlicher Treiber der Materialermüdung betrachtet wird. Zwei mögliche Zugänge zur quantitativen Bestimmung des Wassergehalts von Polymeren umfassen die Gravimetrie und die Impedanzspektroskopie. Für letzteren Zugang gibt es verschiedene Modelle, die auf der Bestimmung der Kapazität quellender Polymerschichten beruhen. Ein Vorteil im Vergleich zur Gravimetrie besteht dabei in der Generierung elektrischer Signale. Weiters wird das Wasseraufnahmeverhalten durch den Diffusionskoeffizienten von Wasser im Polyimid charakterisiert, zu dessen Bestimmung der impedanzspektroskopische Zugang über Kapazitätsmessungen ebenso genutzt werden kann.Es wurden zwei experimentelle Setups entwickelt, mittels derer die volumetrische Wasseraufnahme sowie der Diffusionskoeffizient von Wasser bei zweiseitiger und einseitiger Wasserexposition in Filmen eines ausgewählten Polyimids mittels impedanzspektroskopischer Kapazitätsmessungen bestimmt werden konnten. Dazu wurden jeweils zwei Methoden zur Bestimmung von Kapazität und volumetrischer Wasseraufnahme genutzt.Auf einem bereits bestehenden beheizbaren Messstand wurde die Freisetzung zuvor aufgenommenen Wassers und die Wiederaufnahme bei unterschiedlichen Filmdicken anhand des Verlaufs der Kapazität zwischen 22 °C und 200 °C beobachtet. Dabei wurde die Kapazität sowohl rechnerisch als auch durch Anpassung von Ersatzschaltbildern bestimmt. Systematische Abweichungen durch den notwendigen Einsatz eines Stromverstärkers bei diesen Messungen wurden korrigiert.Die verschiedenen Methoden zur Bestimmung der Kapazität erweisen sich für die untersuchten Proben als gleichwertig, während die beiden Ansätze zur Bestimmung der volumetrischen Wasseraufnahme sich stark unterscheidende Ergebnisse liefern. Es wurden Abschätzungen zur Aussagekraft und Anwendbarkeit dieser voneinander abweichenden Ergebnisse in Zusammenhang mit der Einsatzfähigkeit des Materials in Abhängigkeit vom Wassergehalt gemacht. Die Bestimmung des Diffusionskoeffizienten liefert unter Einschränkungen für gleiche Filmdicken vergleichbare Ergebnisse bei zweiseitiger und einseitiger Wasserexposition, aber abweichende Ergebnisse bei unterschiedlichen Schichtdicken.

Due to their high chemical and physical stability and durability polyimides are broadly used materials. In microelectronic applications they are used as insulating coatings with a thickness of a few micrometers. Water uptake is seen as an essential reason for material fatigue, which is why reliable methods for quantitative determination of water content of polymers are needed. Common approaches are gravimetry and electrochemical impedance spectroscopy (EIS). For the latter one different models for estimating the water uptake using the capacitance of swollen polymer samples are used. In comparison with gravimetry, EIS offers the generation of electrical signals as an advantage. The diffusion coefficient of water is an additional parameter to describe the water uptake behavior of polymer materials which can be determined via EIS too.Two experimental setups have been developed for determination of volumetric water uptake and the diffusion coefficient of water in two-sided and one-sided water exposure experiments with samples of a selected polyimide of different film thickness using capacitance values obtained from EIS data. Different methods and models for determination of capacitance and volumetric water uptake were used.A heatable EIS setup was used to observe the release of water previously taken up and its re-uptake in samples of different thickness between 22°C and 200 °C. Capacitance was determined again calculatively as well as via fitting of different equivalent circuits. Systematic deviations due to the use of a current-to-voltage amplifier were mathematically corrected.The different methods to determine the capacitance from EIS data showed to be essentially equal whereas the water uptake results obtained with different models deviate from each other. Estimations regarding the usability of the material depending on the water content were made. The comparability of the results of the diffusion coefficient is given for two-sided and one-sided water exposure with limitations, but not for different film thicknesses.
