Development of novel pixel CMOS sensors optimized for time resolution

Abstract

Das Upgrade des LHC Beschleunigers in den Jahren 2025 bis 2027 bringt strikte Anforderungen für Pixel Detektoren in Bezug auf Orts- und Zeitauflösung, Strahlenhärte sowie Material Budget und Leistungsaufnahme. Weitere Investments in R&D Aktivitäten sind notwendig und es wird einige Iterationen von Silizium Sensoren benötigen, um die Anforderungen in solch einer rauen Umgebung zu erfüllen. Die Arbeit umfasst die Entwicklung eines Simu- lationsaufbaus mittels 3D-TCAD Simulationen kombiniert mit Monte Carlo Simulationen, um Iterationsschritte beim Entwickeln von Silizium Pixel Sensoren, speziell Monolitische Aktive Pixel Sensoren (MAPS) zu sparen und um Elektronikdesigner zu unterstützen.Die Performance von Monolitischen Aktiven Pixel Sensoren (MAPS) hängt von vielen Parametern ab. Diese wären z.B. die Pixel Geometrie, die Sperrvorspannung, die Epitaxie- und Substratdicke sowie die Doping Konzentrationen. Ich habe die Simulation unter Ein- haltung von Grundprinzipien aufgebaut und sie ist definiert durch Sensor Geometrie, die Doping Konzentrationen und der vollen Dynamik der Ladungsträger im Sensor. Die verwendeten Tools sind Sentaurus TCAD und Garfield++. Ich habe bewiesen, dass dynamische Weighting Felder for MAPS mit kleinen Sammelelektroden nicht notwendig sind und habe dann die Simulationsergebnisse mittels Messdaten des zuvor entwickelten MAPS Sensors verifiziert und konnte einige zuvor unbestimmbare Parameter quantifizieren.Unter Verwendung dieses Simulationsaufbaus habe ich neuartige Pixel Elemente in einem 65 nm CMOS entworfen. Viele Pixel Geometrien wurden untersucht und auf Zeit- und Ortsauflösung hin optimiert. Die vielversprechendsten dieser Sensoren wurden auf einem Test Wafer fabriziert und die Charakterisierung dieser Sensoren findet gerade statt.

The upgrade to the High Luminosity LHC in the years 2025 to 2027 brings challenging re- quirements for tracking detectors in terms of spatial resolution, time resolution, radiation hardness, as well as material budget and power consumption. Dedicated R&D activities are necessary to meet these difficult requirements. The main scope of this thesis is the develop- ment of a simulation framework using 3D-TCAD simulations combined with high statistics Monte Carlo simulations for the design and optimization of silicon pixel sensors, specifically the so-called Monolithic Active Pixel Sensors (MAPS).The performance of these sensors depends on many parameters, such as the pixel ge- ometry, the reverse bias voltage, the epitaxial layer geometry, substrate thickness as well as doping concentrations. Using Sentaurus TCAD and Garfield++, I developed a simulation framework that calculates the sensor response based on first principles using as input the sensor geometry, the doping concentrations, and the full dynamics of the charge carriers in the sensor. I showed that dynamic weighting fields are not necessary to simulate the re- sponse of small collection electrode MAPS and I benchmarked the simulation framework using experimental data from MAPS sensors that allowed me to understand in detail all of the performance parameters, some of which are very difficult to quantify in measurements.Using this simulation framework I then went on to design novel pixel elements in a 65 nm CMOS process. Many different pixel geometries were investigated and optimised for position resolution and time resolution. A set of these sensors was implemented in a test wafer and the characterization of these sensors is currently ongoing.
