We experimentally demonstrate significantly higher radiated power of resonant-tunnelling-diode (RTD) oscillators with high-current-density RTDs at relatively-low sub-THz frequencies compared to RTDs with lower current density. The results confirm our former theoretical analysis and predictions. The demonstration is done with symmetrical-slot-antenna RTD oscillators. However, it confirms a more general trait: RTD oscillators with high-current-density RTDs are not only advantageous at higher frequencies, but they exhibit superior performance also in the low sub-THz frequency range.
