Abstract:
Im Zuge dieser Arbeit wird ein 3-phasiger Pulsumrichter auf Basis von SiC-MOSFETs mit einer Schaltfrequenz von 100kHz entwickelt und aufgebaut. Diese neuartigenWide-Bandgap-Halbleiterventile erlauben die Realisierung verlustarmer Umrichter mit hohem Wirkungsgrad und hohen Schaltfrequenzen. Der Leistungsteil des entwickelten Umrichters besteht aus drei mit SiC-MOSFETs bestückten Halbbrückenzweigen welche aus einem Elektrolytkondensator-Spannungszwischenkreis gespeist werden. Der Zwischenkreis wird möglichst niederinduktiv aufgebaut bzw. an die SiC-Halbbrückenzweige angebunden um ein schnelles und sauberes Schaltverhalten zu gew¨ahrleisten. Ein Kühlkörper und eine aktive Belüftung durch einen Ventilator sorgen für die notwendige Wärmeabfuhr. Am Ausgang der drei Brückenzweige des Umrichters befindet sich jeweils ein LC-Sinusfilter mit welchem die schaltfrequenten Komponenten an der Last effizient unterdrückt werden. Die Filterinduktivität besteht aus einer Ringkernspule mit einem Eisenpulverkern, der sich mit entsprechender Dimensionierung durch niedrige Eisenverluste auszeichnet. Dadurch und durch die Verwendung von Keramikkondensatoren wird ein kompaktes Bauvolumen für das LC-Filter erreicht. Die Ansteuerung der SiC-MOSFETs erfolgt mittels einer eigenen Gatetreiberplatine unter Verwendung integrierter Halbbrücken-Treiber-ICs. Durch die möglichst nahe Anbindung des Treibers an die SiC-MOSFETs werden Überschwingungen beim Schaltvorgang effizient reduziert. Nach Beschreibung von Dimensionierung und Aufbau wird das Schaltverhalten und die Leitverluste der verwendeten SiC-MOSFETs analysiert. Mit Schaltzeiten von unter 10ns und einem Leitwiderstand von annähernd 80mOhm wurden niedrige Schalt- und Leitverluste erzielt. Durch weitere Messungen am Testaufbau konnten die auftretenden Verluste den einzelnen Bauelementen des Umrichters zugeordnet werden. Die Wirkungsgrad-Messungen haben gezeigt, dass durch Verwendung einer alternativen Spule aus Sendust-Kernmaterial einWirkungsgrad von über 98% erreicht werden kann. Als Abschluss der Arbeit wurde ein Motorstromregelungskonzept für einen Halbbrückenzweig entwickelt, aufgebaut und an einer ohmsch-induktiven Last getestet. Die Analyse der Regelstrecke zeigt eine ungedämpfte Resonanzstelle, welche mit einer aktiven Dämpfung (Rückf¨ürung des Kondensatorstromes) ausreichend reduziert wurde. Dadurch konnte zum Entwurf des PI-Reglers für den Laststrom das Frequenzkennlinien-Verfahren angewendet werden.

Within this thesis a pulse-width-modulated (PWM) three-phase inverter employing silicon carbide (SiC) MOSFETs operated at a pulse frequency of 100kHz has been designed and implemented. These novel wide-bandgap semiconductors allow the realization of PWM inverters showing high efficiency at high switching frequencies. The power unit of the inverter consists of three SiC half-bridge legs fed by a DC voltage link formed by electrolytic capacitors. The DC link is designed concerning very low wiring inductances to reduce the ringing in order to avoid overvoltages at the switching instants. A heatsink and active ventilation by a fan provides the necessary cooling of the semiconductors. At the output of the bridge legs LC-filter stages are located for suppressing switching frequency noise components at the load. The filter inductance is implemented as toroidal coil using an iron powder core leading to low core losses for a proper dimensioning. As a consequence and by applying ceramic filter capacitors a rather compact size of the filter can be achieved. The gate control of the MOSFETs is implemented on a dedicated printed circuit board using isolated half-bridge driver ICs. Clean switching transients are achieved by locating the driver board closely to the MOSFETs. After describing dimensioning and design the thesis gives an analysis of the switching behaviour and of the conduction losses of the SiC-MOSFETs. Switching transitions of below 10ns and a turn-on resistance of 80mOhm could be achieved resulting in low switching and conduction losses. A split-up of the system losses into their originating components is performed by additional measurements. Efficiency tests show, that by application of an alternative coil design based on a Sendust core an improvement of the efficiency to rates > 98% is possible. Finally, a motor current control concept for a resistive-inductive load was developed, implemented and tested. The analysis of the load including the LC-filter basically shows a non-damped resonance which effectively could be reduced by an active damping path (feedback of filter capacitor current). By this, the PI-type load current controller easily can be designed using frequency-characteristic approach.
