Abstract:
Die rasante Entwicklung von optischen und elektrischen Bauteilen während der letzten zwei Jahrzehnte ist auf die Erfolge in der Herstellung von III-N Halbleitermaterialien zurückzuführen. Wichtige charakteristische Eigenschaften von III-N Halbleitern sind die hohe elektrische Durchbruchsfestigkeit, die große Bandlücke, sowie die hohe Sättigungsgeschwindigkeit der Elektronen und gute Wärmeleitfähigkeit. Diese Merkmale ermöglichen Anwendungen von GaN Bauteilen im Hochleistungs-, Hochfrequenz- und Hochtemperaturbereich. Durch die starke Polarisation des Wurtzitkristalls kann ein zweidimensionales Elektronengas (2DEG) gebildet werden, das im Transistor als Kanal dient. Ziel dieser Arbeit ist die Herstellung und Charakterisierung von High-Electron- Mobility-Transistoren (HEMTs) auf Saphir-Substraten, welche eine AlGaN-Barriere und einen GaN-Puffer besitzen. Vor allem die Leckströme zwischen Kanal und Gateelektrode wurden genau untersucht. Um diese Gate-Leckströme möglichst gering zu halten, werden im Rahmen dieser Arbeit Metall-Oxid-Halbleiter HEMTs (MOSHEMTs) an Stelle der üblichen Schottky-Barrieren HEMTs entwickelt und optimiert. Für die Gateisolierung werden Zirkoniumoxid (ZrO2) und Aluminiumoxid (Al2O3) als Dielektrika mit hoher relativer Permitivität (high-k) verwendet. Für die Analysen werden sowohl Dioden als auch HEMTs mit unterschiedlichen Oxiddicken und Abscheidetemperaturen gefertigt. Die geringsten Gate-Leckstrom-Werte lieferte ZrO2 als isolierendes Material. Mittels einer 100 nm dicken Si3N4 Oberflächenpassivierung konnte ebenfalls eine Reduzierung des Drain-Leckstroms erreicht werden.
The rapid development of optical and electrical components during the past two decades is due to the success in the preparation of III-N semiconductor materials. Important characteristic properties of III-N semiconductors are high electric field strength due to the large bandgap, high electron saturation velocity, and high thermal conductivity. With these features GaN-based transistors are ideal for high power, high frequency and high temperature applications in harsh environments. Due to the strong polarization of the wurzite crystal, a 2-dimensional electron gas (2DEG) can be formed, which serves as a channel in the transistor. The aim of this work is the fabrication and characterization of high-electron mobility transistors (HEMTs) on sapphire substrates, which have an AlGaN barrier and a GaN buffer. Especially the leakage currents between the channel and the gate electrode were carefully examined. In order to reduce these gate leakage currents, metal-oxide-semiconductor-HEMTs (MOS-HEMTs) structures instead of the common Schottky barrier-HEMTs have been developed and optimized within this thesis. As gate insulation Zirconium oxide (ZrO2) and aluminium oxide (Al2O3) are used as dielectrics with high relative permittivity (high-k). Both diodes and HEMTs are manufactured with different oxide thicknesses and deposition temperatures for the analysis. The lowest gate leakage current was achieved with ZrO2 as the insulating material. By using a 100 nm thick Si3N4 surface passivation, the drain leakage current was also reduced.
