Abstract:
Ein semiklassischer Ansatz kann fuer die Modellierung des Ladungstransports in Quantenkaskadenlasern verwendet werden. Basierend auf der Monte Carlo Methode wurde ein Simulator entwickelt, der eine semiklassische Transportgleichung loest. Die Zustaende der Elektronen werden mittels eines selbstkonsistenten Schroedinger-Poisson Solvers ermittelt. Inkludiert sind: Elektronstreuung durch polar-optische und akustische Phononen, optische Deformationspotentialstreuung, Zwischentalstreuung, Oberflaechenstreuung, und Legierungsstreuung.<br />Im Allgemeinen findet der Simulator eine Anwendung in der Untersuchung des Ladungstransports und grundsaetzlicher Eigenschaften von Quantenkaskadenlasern. Im Speziellen wird der Einfluss der Gamma-X Zwischentalstreuung auf den Ladungstransport eines GaAs/AlGaAs QCL untersucht. Es wird gezeigt, dass die Stromdichte signifikant ansteigt, wenn ein groesserer Ueberlapp zwischen dem oberen X-Zustand und dem unteren Gamma-Zustand benachbarter Abschnitte erzielt wird. Dies wir mittels einer Modifikation des Al Gehalts und der Breite der Sammelbarriere erreicht. Darueber hinaus wird auch ein kuerzlich entwickelter InGaAs/GaAsSb Quantenkaskadenlaser mithilfe des Simulators untersucht. Ein Verleich zwischen den ermittelten Simulationsresultaten und Messergebnissen wird praesentiert. Die errechnete Strom-Spannungs Kennlinie ist in guter Uebereinstimmung mit den Messwerten und es ist ein dominanter Einfluss seitens der polar-optischen Streuung zu beobachten.<br />

In order to model charge transport in Quantum Cascade Lasers (QCLs) a semiclassical approach can be employed. To adress this issue, a simulator has been developed which solves a semiclassical transport equation by means of a Monte Carlo method, while the electron states are evaluated within a selfconsistent Schroedinger-Poisson solver. The following scattering mechanisms are included: electron scattering by polar optical and acoustic phonons, optical deformation potential interaction, inter-valley phonons, interface roughness, and alloy scattering. The simulator has been applied to investigate charge transport and the performance of QCLs in general. Special focus is laid on the role of Gamma-X intervalley scattering as a mechanism for influencing charge transfer in a GaAs/AlGaAs QCL. It is shown that the modification of the Al content and the width of the collector barrier in order to increase the overlap between the upper X-state and the lower Gamma-state belonging to two adjacent stages results in a significant increase in current density. Furthermore, the simulator has been used to investigate a recently developed InGaAs/GaAsSb QCL. A comparison of simulation results with measurements is presented. The calculated and measured voltage-current characteristics are in good agreement and we have been able to observe a dominant impact of polar optical phonon scattering.<br />
