Abstract:
Ziel dieser Arbeit war es, die in jedem Vakuum vorkommenden Restgaskomponenten zu untersuchen. Weiters sollte untersucht werden, ob es typische Verunreinigungen gibt und wodurch diese erzeugt werden.<br />Diese Erkenntnisse sind vor allem bei der elektronenstrahlbasierenden Abscheidung von Strukturen wichtig, da sich eine Verunreinigung negativ auf die Reinheit der Abscheidung auswirken könnte. Da der Restgasgehalt auch davon abhängig ist, mit welcher Bindungsenergie die Gasmoleküle an Oberflächen adsorbieren, wurde eine Methode zur Bindungsenergiebestimmung entwickelt.<br />Sämtliche Experimente wurden an einem Rasterelektronenstrahlmikroskop mit einem Gasinjektionssystem durchgeführt. Ein Massenspektrometer wurde derart an die Vakuumkammer angebaut, dass ein in-situ Messen der Restgase bei verschiedenen Kammerdrücken möglich wurde. Für die Bestimmung von Bindungsenergien wurde zusätzlich ein Messsystem basierend auf der Methode der thermischen Desorptionsspektroskopie entwickelt.<br />Die Reproduzierbarkeit der RGA-Messergebnisse wurde in mehreren aufeinanderfolgenden Messungen mit unter 1% ermittelt. Restgasmessungen bei verschiedenen Basisdrücken zeigten, dass der Basisdruck in UHV-Vakuumsystemen hauptsächlich durch H2 bestimmt wird, und die bestimmende Spezies in HV-Systemen H2O ist. Messungen während des Aufheizens der Vakuumkammer zeigten die Abhängigkeit der Desorptionsrate von der Temperatur. Kontrolliertes Zudosieren von Wasserdampf zeigte, dass man dadurch ungewollt Kohlenwasserstoffverbindungen in die Kammer einbringen kann.<br />Das Fragmentierungsspektrum von Fe(CO)5, welches zur elektronenstrahlinduzierten Eisenabscheidung verwendet wird, wurde bei verschiedenen Ionisierungsenergien gemessen. Dabei stellte sich eine gute Übereinstimmung mit dem Spektrum der NIST- Datenbank heraus.<br />Eine wichtige Erkenntnis wurde erlangt, als die Evakuierungsdauer von Fe(CO)5 gemessen wurde. Anders als erwartet, wurde das Kammervakuum auch nach Ende des Zudosierens von Fe(CO)5 belastet. Um die Evakuierungsdauer zu beschleunigen muss das Totvolumen der Zuleitung weiter optimiert werden.<br />Der Vergleich von zwei Heizmodulen für das Elektronenstrahlmikroskop zeigte mittels einer RGA-Messung, dass das kommerziell erhältliche Heizmodul von Kammrath & Weiss das Vakuum durch Ausgasen von Benzol nachweislich beeinträchtigt. Hingegen bewirkt der selbst entwickelte Heiztisch keine Verschlechterung des Vakuums. Der RGA bewährte sich so als schnelles Analysegerät, um die Vakuumverträglichkeit verschiedener Materialien zu überprüfen.<br />Die erfolgreiche Evaluierung der TPD-Anlage zeigte, dass es sich bei der Bindung zwischen Fe(CO)5 und porösem SiO2-Pulver um Chemisorption handelt und liefert wichtige Hinweise für die Bindungsenergie von Fe(CO)5 auf Siliziumwafern.<br />Mit dieser Arbeit wurden wichtige Methoden und Messsysteme zur Erforschung von in-situ Reaktionsvorgängen bei elektronenstrahlinduzierten Abscheidungen geschaffen und evaluiert.<br />Damit wird es in zukünftigen Experimenten möglich sein, die auf der Oberfläche ablaufenden chemischen Reaktionen besser zu verstehen.<br />

In the following diploma thesis the in-situ analysis of residual gases in the vacuum chamber of a scanning electron microscope is examined. The residual gas composition is a primary issue, as many process steps of the micro- and nano-structuring are carried out in vacuum chambers and residual gases are able to disturb these processes.<br />It is also part of this thesis to develop a method for the determination of binding energies of gas components on the principle of temperature-programmed desorption (TPD). For this work, the existing scanning electron microscope was additionally equipped by a mass spectrometer (RGA) and a TPD device.<br />This work puts emphasis on the determination of naturally occurring residual gases and their temperature dependence. A further exploration was the change of the residual gas composition during the controlled inlet of gases. For a better understanding of the processes of ionization, the influence of the ionization energy of the RGA on the resulting fragmentation was examined by Fe(CO)5. In addition, the evacuation time of Fe(CO)5 from the vacuum chamber as well as the influence of heated sample holders on the base pressure were measured.<br />Finally, a method for determining binding energies with the use of the example of Fe(CO)5 has been established and evaluated.<br />In the course of this work it turned out, that many vacuum problems can be solved easily with the help of a RGA. Hydrocarbons as an example have been identified as the main cause of poor base pressures. It also turned out that perceived vacuum compatible components can be responsible for a poor base pressure. The determination of the binding energy of Fe(CO)5 on SiO2 was a supplementary success of this research.
