Abstract: 
The present study has been focused on the microstructure and shear strength of the hybrid solder joints both as-solidified and after thermal treatment for 8 days at 453 K. The nanoparticles have been mixed in the commercial flux, and the solder joints have been prepared in a sandwich form Cu plate/flux+NPs/solder foil/flux+NPs/Cu. The average thickness of the interface IMC layer has been estimated with the Digimizer software based on the SEM images obtained by a JEOL JSM-7600F microscope. The shear strength of the solder joints was measured using a -strain tensile machine. A comparison analysis showed that the most beneficial influence was obtained by initial additions of ZrO2 NPs into the Sn-3.5Ag/Cu solder joint.
