Diese Arbeit konzentriert sich auf die systematische Untersuchung von fundamentalen elektrischen und elektro-optischen Eigenschaften von hochverspannten Germanium Nanodrähten. Die monolithische Integration der Nanodrähte in ein mikromechanisches Bauelement aus Silizium zur Verspannung ermöglicht das dynamische und kontinuierlich einstellbare Aufbringen von uniaxialer tensiler Verspannung. Währenddessen werden in-situ Messungen der elektrischen und optischen Eigenschaften durchgeführt. Der Anstieg der Leitfähigkeit über fast zwei Dekaden bei 2% Verspannung deutet auf außergewöhnliches piezoresistives Verhalten hin. Spektral aufgelöste Photostrommessungen an verspannten Nanodrähten liefern experimentelle Hinweise auf verspannungsabhängige Modifikationen der Bandstruktur. Weiters wird ein neuartiger Mechanismus der Ladungsträgertrennung präsentiert. Durch einen Gradienten in der Verspannung der Nanodrähte werden photovoltaische Bauelemente auf Basis von mechanischer Verspannung ermöglicht.
The work focuses on the systematic investigation of fundamental electric and electro-optic properties of highly strained germanium nanowires. The monolithic integration of nanowires in a micromechanical silicon straining device enables the dynamic and continuously adjustable application of uniaxial tensile strain while in-situ electric and optic characterization is realized. Exceptional piezoresistive behaviour was observed with an increase in conductivity over almost two decades at 2% strain. Spectrally resolved photocurrent characterization on strained nanowires gives experimental evidence on the strain-induced modifications of the band structure. Furthermore, a novel charge separation mechanism induced by graded strain is presented, introducing strain enabled photovoltaics.
