The evolution of smart power technology offers a variety of advantages in terms of reliability, reduction of interfaces, and reduced weight and size of the component. It has created a market for monolithic power integrated circuits that can incorporate sensors and protection functions.<br />The basis for smart power technology is the integration of interface circuits, sensors, and protection circuitry with power devices. The interface function is made with CMOS circuits specially designed to operate in noisy and high temperature environments. The purpose of the thesis is to describe and analyze new power semiconductor devices which are suitable for smart power applications. New device structures with recently developed novel device concepts are studied and suggested.<br />A survey of related power semiconductors and their operations is studied. The main requirements and trade-off between device characteristics for the smart power technology are also listed in this study.<br />Lateral power semiconductor structures are widely used as smart power devices in automotive and consumer applications. The main performance parameters for these devices are the on-resistance Ron, the breakdown voltage (BV), and the switching characteristics. Ron and BV are inversely related to each other. Reducing Ron while maintaining a BV rating has been the main issue of smart power devices. New concepts such as super-junction and lateral trench gate are studied and extended in this study to improve the on-state characteristics of lateral power semiconductors. Assuming complete charge balance between the n- and p-column of the drift region of the super-junction structure, the drift doping can be increased drastically.

Die Entwicklung von Smart Power Technology öffnet eine Fülle von neuen Vorteilen hinsichtlich erhöhter Zuverlässigkeit, Verringerung der Schnittstellen, geringeren Gewicht und kleinerer Abmessungen der Komponenten. Es wurde ein Markt für monolithisch integrierte Schaltungen geschaffen, welche auch Sensoren und Schutzfunktionen beinhalten. Diese Technologie basiert auf der Integration von Schnittstellenschaltungen, Sensoren, Schutzschaltkreisen sowie Leistungsbauelementen. Die Schnittstellenfunktion wird mit komplementären Feldeffekttranistorschaltungen (CMOS) realisiert, die speziell für Umgebungen konzipiert werden, die durch hohe Temperaturen charakterisiert sind.<br />Diese Dissertation beschäftigt sich mit der Beschreibung und Analyse von neuen Leistungsbauelementen, die für Anwendungen dieser Smart Power Technology herangezogen werden können. Neue Strukturen mit erst kürzlich entwickelten Konzepten werden untersucht und als potentielle Kanditaten für diese Technologie vorgeschlagen. Eine Untersuchung ueber verwandte Leitungsbauelemente und deren Eigenschaften wird durchgeführt. Die Hauptanforderungen und Zielkonflikte zwischen den Bauteilcharakteristika für die Smart Power Technology werden während dieser Untersuchung aufgeführt.<br />Laterale Leistungsbauelemente sind für Anwendungen im Automobil und Telekommunikationsbereich weit verbreitet. Die wichtigsten Parameter bezüglich der Leistungsfähigkeit dieser Strukturen sind der Durchlaswiderstand Ron, die Durchbruchspannung sowie die verschiedenen Schaltzeiten. Zwischen Ron und Durchbruchspannung besteht ein zu lösender Zielkonflikt, wobei eine Reduktion von Ron bei gleichbleibender Durchbruchspannung eines der wichtigsten Ziele hinsichtlich der Smart Power Devices darstellt.<br />Neue Konzepte wie Super-Junction und laterale Trench Gate werden untersucht und erweitert, um die Charakteristiken der lateralen Strukturen im eingeschaltenen Zustand zu verbessern. Bei einer angenommen Balance der Ladungsträger zwischen dem n- und p-Bereich der Driftregion der Super-Junction-Struktur kann das drift doping drastisch angehoben werden.<br />
