Software zur quantitativen Röntgenfluoreszenzanalyse mittels fundamentaler Parameter mithilfe von nonlinear least squares fitting (NLLS)

Abstract

This work develops and validates software for quantitative X-ray uorescence analysis (XRF) based on fundamental parameters. Starting from the interaction mechanisms (photoelectric ef- fect, Rayleigh/Compton), intensity formulas for thin and innitely thick samples are derived and supplemented by secondary excitation. Tube spectra are simulated using two models (Wie- derschwinger; Love & Scott) for bremsstrahlung and characteristic radiation, and the detector eciency is modeled. For thick samples, it is shown that calculated line intensities depend on- ly on concentration ratios (scaling invariance), from which a nonlinear least squares approach with reparameterization follows. Non-measurable light elements (Z < 12) are incorporated as a dark matrix via a distribution assumption and a target atomic number Z, whereby the ratio of Compton/Rayleigh scattering is used to estimate Z. Practical aspects concern the de- termination of a (actually constant) geometry factor and the adjustment of uncertain device parameters. Grid search and derivative-free BOBYQA minimization are used for this purpose. Measurement series on three setups (Epsilon 5, Monomicro, Tracor) show: Monochromatic ex- citation provides very good agreement between theory and experiment; with tube excitation, spectral model uncertainties are dominant, but can be signicantly reduced by carefully consi- dered parameters and, if necessary, mathematical lter functions. Overall, the software enables reproducible, fast, and transparent quantications even for complex matrices containing light elements.
