Abstract: 
Phase modulation is an essential technique in photonics for sensing and communication applications. We demonstrate a monolithic integration of a Quantum Cascade light source and phase modulator within a single on-chip device. By adding RF modulation to the DC bias of a ring QCL, we induce phase modulation, generating spectral sidebands with modulation indices up to π/2 at modulation frequencies up to 14.5 GHz. We show that the depending on the operating condition subharmonics and harmonic combs can be achieved. We proof that be beat note and SWIFTS data confirmed our model.
